High quality, thick (~100µm), low doped and low defect density SiC epitaxial films are essential for high voltage (blocking voltage >10kV), light, compact and reliable next generation power devices. We report the first observation of the electro‐optic effect of cubic silicon carbide (β‐SiC) grown by a low‐pressure chemical vapor deposition reactor using the hydrogen, silane, and propane gas system.
